Micro LED, or micro light-emitting diode, is a new display technology that thins, miniaturizes and arrays the LED structure, with a size ranging from 1 to 100 microns. Micro LED chips can be directly integrated onto screen panels to achieve high-precision, high-brightness image display.

It is well known that the smaller the LED chip, the greater the packaging difficulty. Not to mention precisely transferring millions of micron-level Micro LED chips onto a target substrate for bonding — a challenge comparable to "building high-rises on fine sand".

Mass bonding has therefore become one of the insurmountable bottlenecks for the large-scale application of Micro LED technology.

So how has NATIONSTAR, an innovator in LED packaging technology, broken through this dilemma?

Breaking the Old and Establishing the New — Faced with the problem that the traditional single-chip die bonding and reflow method for flip chips cannot meet the mass bonding requirements of Micro LED chips (smaller than 100 microns), NATIONSTAR turned words into action. The company independently built a Micro LED technology platform and verified the planar hot-press mass bonding process to overcome the technical barrier.

This new process first attaches the Micro LED chip array to the target substrate, then performs eutectic bonding through heating and pressing. To achieve precise results, NATIONSTAR also adopted a high-precision alignment system and a constant-temperature heating system to accurately control temperature and time, realizing high-precision, high-density and high-efficiency electrical interconnection between Micro LED chips and the target substrate.

Achievements — Through repeated optimization and verification, NATIONSTAR has achieved remarkable results based on its self-developed planar hot-press mass bonding process:

· High-density bonding: Thousands of chips can be bonded in a single pass, greatly increasing bonding quantity and efficiency, with a one-time bonding yield of over 99.99%.

· High-precision bonding: Bonding accuracy reaches ±2 μm, far exceeding the traditional ±20 μm.

· High-uniformity bonding: Uniform temperature distribution with a planar temperature difference of less than 5, ensuring stable bonding quality.

During R&D, NATIONSTAR conducted thousands of experiments and continuously optimized materials and process parameters. It finally broke the constraints of traditional packaging processes, conquered the key technical difficulty of mass bonding for Micro LED packaging, and provided the industry with a high-yield, high-precision and high-efficiency technical solution.

In recent years, Micro LED has gradually shown unique advantages in smart wearables, large-screen TVs, augmented reality (AR) and other fields. Driven by innovation, NATIONSTAR has achieved a number of key technological breakthroughs in the Micro LED field. The company has filed more than 250 patents for Mini/Micro LED in total, and won the China Patent Gold Award for its patent "Full-Color Light-Emitting Devices and Display Modules".

Through high-value patent layout, NATIONSTAR has achieved independent and controllable technologies in core links such as chip packaging and mass transfer, and established a relatively complete technical system for ultra-high-definition display packaging.
